IGBT models originally developed in cooperation with TOYOTA, Japan, generated significant industrial interest, and researchers worked also with HITCHI, Japan, to develop IGBT compact models to support HITACHI’s research in the area of power electronics. This model is one of the very few IGBT compact models which can successfully include the effects of Localized Lifetime Control region on device electrical performance. This paper includes 2 international co-authors and it is listed on SILVACO (USA) Engineering Excellence webpage. |
